Large EQE-bandwidth Product Photomultiplication Type Organic Photodetectors by Perovskite Quantum Dot Interlayer

We demonstrate a photomultiplication type organic photodetector (PM-OPD) with large external quantum efficiency (EQE)-bandwidth product. Unlike conventional PM-OPDs, this device induces PM by incorporating a perovskite quantum dot (PQD) interlayer. By using the fast movement of ion migration in the PQD interlayer, the device has a fast response speed. This is distinguished from conventional PM-OPDs, which have a relatively slow response speed due to the long charge carrier accumulation time required for charge injection from the electrodes. As a result, a fast response time of 2.8 μs (f-3dB = 125 kHz), and it also shows high EQE over 2,000% at 3 V bias. Therefore, it has an EQE-bandwidth product value of 3.1 MHz, which is the largest values among the reported is obtained. This work provides new insight into the device structure of high-performance PM-OPDs and offers an understanding of various operating mechanism for the PM phenomenon.
