Degradable Polymers Synthesized via Thermal Cationic Copolymerization and Their Application for Photoimageable Materials

Abstract

To achieve a convenient and effective incorporation of an acid-decomposable unit, namely phthaldehyde, we studied the feasibility of exploiting a latent thermal initiator for cationic polymerization. Poly(phthalaldehyde), known for its low ceiling temperature of -43 ℃, was typically synthesized at very low temperature. In addition, it has been reported that copolymeriztion of phthaldehyde with other comonomers is also highly limited at low temperature. For more accessible reaction conditions, we have identified suitable comonomers that could be effectively copolymerized with phthalaldehyde at elevated temperature. With the comonomers, the reaction conditions, i.e., solvent, additives, and feed ratio, were optimized to adjust mole fraction and molecular weight of the copolymers. For post-polymerization modification, a copolymer containing double bonds was also synthesized, followed by exploration towards the potential applications of the synthesized polymer. The resulting degradable copolymers were applicable for both negative-tone and positive-tone photopatterning materials in the mechanisms of chemical amplification and photocrosslinking, respectively.
